A Novel 1200V SJ-RFC-MPS with Fast Recovery and Snap-off-free

Abstract

In this work, a novel Super-junction Relaxed Field of Cathode Merged PiN Schot-tky (SJ-RFC-MPS) realizing low reverse recovery time, snap-off-free and superior VF-Qrr trade-off is proposed. With the introduction of RFC on cathode of SJ-MPS, the N-sub injection window during on-state is reduced, and holes injected into N-buffer during the reverse recovery process suppress the cathode electric field, thus snap-off in conventional SJ-MPS is eliminated. In addition, under the effect of reduced drift region thickness from snap-off-free Semi-SJ-MPS, trr and Qrr are reduced by 40.7% and 40.6% though TCAD simulation, respectively. It proves that the RFC just provides a solution of suppressing snap-off in SJ-MPS, and which is necessary for SJ-MPS to exert its intrinsic advantage of fast recovery.
